The Global 3D Packaging & Integration Technical Committee develops standards for semiconductor devices, including processed wafers, chips, or multi-chip configurations to the next level of integration; either in single- or multi-chip configurations. The Committee will focus on items such as materials needed for 3D applications, including prime silicon and glass wafers, temporary and permanent bonding material, specifications needed for processed wafers and/or chips to enter an integration step, etc. In addition, materials related to the elements of, interconnection schemes, and unique packaging assemblies that provide for the communication link between device and packaging. Also included, will be the technologies for heterogeneous and other multi-chip packaging such as Fan-out/Fan-in Wafer Level Packaging, Panel Level Packaging, Three-Dimensional Stacking IC, device embedded packaging, and flexible electronics technology, and metrologies to support these 3D integration and packaging technologies.

5G Wednesday, July 11

SOI technology is at the base of cellular wireless connectivity: 4G and 5G are driving up the demand for both 300mm and 200mm capacity, both in short supply.  The 4G expansion and the introduction of 5G are also enlarging the scope to new applications and new frequency ranges, up to supporting mm-wave. The demand is not only about supporting continuously growing volumes, but requires to develop solutions using differentiated silicon technologies (RF-SOI, PD-SOI, FD-SOI) and to offer integrated system solutions (in-package modules, including integrated antennas). 

This workshop will develop such requirements and the current solutions available from a supply chain perspective, involving substrate suppliers, equipment and material suppliers (for both substrate/silicon manufacturing and packaging solutions), and foundries.

There is a great urgency in preparing the supply chain to enable HVM at 7nm and beyond. To date, there has been no industry alignment on how defects are measured on various components and subcomponents or on how these results are reported. This is especially alarming when several yield excursions have been linked to a wide range of component- and subcomponent-induced defectivity. Furthermore, current component and subcomponent defect traceability lacks the rigor for advanced technologies, particularly with regard to detectability, sensitivity, and methodology. Finally, while some standards exist, they are often inadequate for addressing advanced process control requirements. In order for the industry to determine what the particle and defectivity limits will be at advanced nodes, there first needs to be an understanding of current contributions of various process-critical components. 

In this session, efforts on baseline measurements for critical components, developed under the SEMI Semiconductor Components, Instruments & Subsystems (SCIS) Special Interest Group will be presented. The session will also provide case studies on how these methods influence component selection, utlimately reducing defectivity during manufacturing.

The growth in autonomous driving and "everything connected" is spurring  demand for semiconductors. Due to both higher coverage requirements and lower average selling prices the trend is putting greater pressure on test costs. Test must become smarter to address increased quality demands, while at the same time remain economical.

Greater computational power coupled with increased analog and sensor content will force changes in test strategies due to more advanced packaging, heterogeneous integration, higher performance analog, and increasing RF complexity. To address these challenges, all tools in the arsenal must be brought to bear, including increasing test instrumentation integration, smarter test strategies, self-test, adaptive test, system-level test, and more sophisticated test hardware.

At Test Vision 2020, we’ll ask: What can we do differently to provide testing cost effectively with dppm rates approaching zero? What R&D tools are needed for today’s and tomorrow’s devices? What will test cell (ATE, fixtures, handlers or probers, and probe cards) look like beyond 2018? How can test be better integrated into the manufacturing process?
